Higher density interconnection using 3-Dimensional technology implies a pitch reduction and the use of micro-bumps. The micro-bump size reduction has a direct impact on the placement accuracy needed on the die placement and flip chip bonding equipment. The paper presents a die-to-die and die-to-wafer, high accuracy, die bonding solution illustrated by the flip chip assembly of a large 2x2cm die consisting of 1 million 10µm micro-bumps at 20µm pitch.

This paper will review three major areas of process or equipment development surrounding the above problems, namely the issue of throughput enhancement by using a sacrificial adhesive to temporarily tack the dice before collective bonding, the issue of prior or in-situ removal and prevention of surface oxides at the bonding interface, and the issue of local environmental control to reduce particulates and other airborne contaminants. Each of these 3 will be explored with hardware solutions proposed, along with process results on test vehicles or functional devices.

Les solutions de production de nanostructures à faible coût sont en développement et devraient être les éléments moteurs des technologies semi-conducteur, MOEMS et optoélectronique de demain. En particulier, la Lithographie par Nano-Impression (NIL) et ses variantes ont été développées comme une alternative économique à la lithographie haute-résolution par faisceau d’électrons pour l’impression de géométries inférieures à 20 nm.

L’impression est basée sur le principe d’une pression mécanique sur un film polymère à l’aide d’un tampon doté des nanomotifs, à l’aide d’un procédé thermo-mécanique ou de polymérisation UV. Le polymère imprimé peut soit être le produit final, comme par exemple une lentille pour capteur d’image, une puce micro-fluidique, une matrice biomédicale etc… soit être utilisé comme masque haute résolution pour de nouvelles étapes de procédés.

Trois techniques d’impression ou emboutissage existent : Lithographie par Emboutissage à Chaud (HEL) qui utilise un matériau thermoplastique, Lithographie UV (UV-NIL), qui utilise un résine liquide qui est ensuite polymérisée par lumière ultraviolette après moulage et la Lithographie Douce (Soft Lithography) qui transfère de l’encre, précédemment appliquée sur un tampon souple, sur un substrat.
